Thin film solar cells have attracted a lot of attention for space applications because of their superior radiation tolerance, lightweight, and high specific power density. They have potential as space solar cells with high end-of life performance. In this study we investigated the radiation response of thin film solar cell based on hydrogenated amorphous silicon (a-Si) alloy. We report the radiation tolerance of a-Si solar cells superior to crystalline silicon solar cells and remarkable recovery from radiation-induced degradation by thermal annealing at low temperatures.
