• Note (General): 微小重力下にでの赤外線加熱イメージ炉を用いた帯溶融法において、溶融部の移動によって種結晶の上にPbSnTeの単結晶を成長させた。原料として直径10mmのPbSnTe結晶を用い、Teの蒸発によるイメージ炉の汚れを防ぐために石英アンプル中に真空封入して行った。微小重力下では熱対流が起こらないために、溶融帯の表面にはTeの蒸発によって生じる多数の小さな泡が一様に分布するのが観測された。溶融帯の長さは16mmで、成長中ほぼ一定であり、微小重力下においては溶融帯の形は安定していた。溶融帯の移動速度は2mm/時で結晶成長を行い、約4時間の移動によって、長さ7.5mmのPbSnTe単結晶が得られた。結晶中のSnの組成は、種結晶からの距離に伴って増加しているが、5mm以上では対流の無い効果によって、ほぼ一定の組成領域が得られた。成長した結晶はp型伝導を示し、77度Kで測定したキャリアー移動度は、地上で同じ条件で作製した結晶と比較して約3倍大きいことから、微小重力下では欠陥の少ない良好な結晶が得られたと考えられる。溶融帯内部の中央付近には比較的大きな泡が残っていた。この泡は溶融帯の温度勾配による表面張力の差によって、温度の高い溶融帯の中央部に移動したと考えられる。結晶中には泡が残っていなかったことから、この泡の移動速度は溶融帯の移動速度より大きかったと推測される。比重の大きな材料に対しても、微小重力下では溶融帯が長時間安定しているために、帯溶融法および浮遊帯溶融法を用いて大形の結晶成長が可能であると考えられる。今回の実験では成長時間が短く、得られた結晶の長さが短いために均一な組成の領域は短かったが、今後、長時間の成長実験が可能になれば均一な組成をもつ大形で良好な単結晶が期待できる。; In Travelling-Zone (TZ) method using infrared image furnace in low gravity, PbSnTe single crystal was grown on seed crystal by moving melted area. Using 10 mm in diameter of PbSnTe crystal as raw material, experiments were performed in a vacuum-sealed quartz ample to prevent contamination of the image furnace due to evaporation of tellurium. Because thermal convection does not generate in low gravity, uniform distribution of many small bubbles generated due to evaporation of tellurium. was observed on surface of melted zone. Length of melted zone is 16 mm and maintained constant during crystal growth, while shape of melted zone was stable in low gravity. Performing crystal growth with 2 mm/h of mobile velocity of melted zone, 7.5 mm in length of PbSnTe single crystal was obtained by four hours of moving. Although composition of Sn in crystal increased with distance from seed crystal, almost constant composition area was obtained due to no thermal convection effect in case of more than 5 mm apart from seed crystal. The obtained crystal exhibited p-type conduction. Supposing that carrier mobility measured at 77 K was approximately three times larger compared to crystal grown on ground surface under the same conditions, it is considered that high quality crystal with few defects has been obtained in low gravity. Comparative big bubbles were left near center of inside of melted zone. It is estimated that these bubbles moved to center of melted zone as high temperature part by difference of surface tension due to temperature gradient of melted zone. It is guessed that moving velocity of these bubbles was larger than moving velocity of melted zone, because bubbles were not left in crystal. Moreover, it is expected that growth of big crystal will be also possible for materials with large specific gravity by using TZ method and floating zone melting method, because of long term stability of melted zone in low gravity. As growth time and length of obtained crystal was short in this experiments, uniform composition area was small.
