Note (General): InAs-GaAs系の相互拡散係数およびInAs-(113)As系におけるInAsの自己拡散係数を微小重力下において宇宙実験用小型ロケット(TR)-1A-7号機とガラスシール技法と組合わせたシアセル法を使って測定した。測定された拡散係数は1,070〜1,200度Cの温度範囲で1.2〜4.1×(exp -8)平方メートル/sであった。系統的な組成プロフィールに対して2桁の有効数字を得た。測定した温度範囲内では、拡散係数は温度の5乗に従っている様に見える。
Interdiffusion coefficients of the InAs-GaAs system and self diffusion coefficients of InAs in the system InAs-(113)InAs have been measured accurately by using the sounding rocket TR-1A#7 and the shear cell method combined with glass sealing technique in microgravity. Measured diffusion coefficients were in the range between 1.2 to 4.1 x 10(exp -8) sq m/sec at temperatures between 1,070 and 1,200 C. Two significant digits were obtained for regular compositional profiles. In the measured temperature range, diffusion coefficients seemed to be dependent on T(exp 5).
