我々が直面しているエネルギー問題や環境問題解決のため、パワーデバイスを用いた電力制御・高効率利用が期待されている。パワーデバイス材料として期待されているワイドバンドギャップ（WBG）半導体は、性能向上のために結晶欠陥低減やウエハ品質向上という問題を抱えている。本研究の目的は、電子顕微鏡法を用いたWBG半導体の結晶欠陥構造解析の高度化である。本論文では、多方向走査透過電子顕微鏡法による表面モフォロジーと転位に関する一貫解析法、トリプルビーム®機能による低損傷薄膜試料作製技術を確立した。両手法がWBG半導体結晶欠陥解析に有効であることを確認した。以上の結果、本研究で目的とした電子顕微鏡法を用いたWBG半導体の結晶欠陥構造解析の高度化を達成することができた。社会発展に必要とするエネルギー消費を電力供給源の増加に求めることなく、省エネルギーや環境問題などの社会問題解決の一助をもたらすことが期待できる。
